Infineon Technologies AG (FSE: IFX / OTCQX: IFNNY) introduces the 600V CoolMOS™ 8, a high-voltage superjunction (SJ) MOSFET family, expanding its widegap product portfolio into cost-effective Si-based solutions. Tailored for automotive electronics, the CoolMOS S7TA enhances reliability with its embedded temperature sensor, crucial for accurate junction temperature sensing. It’s designed for solid-state relay (SSR) applications, offering superior R DS(on) and sensing accuracy vital for automotive power management solutions.

These next-gen MOSFETs integrate features from the 600V CoolMOS 7 series, succeeding the P7, PFD7, C7, CFD7, G7, and S7 product lines. Available in SMD QDPAK, TOLL, and ThinTOLL 8 x 8 packages, they streamline design and assembly processes for significant cost savings.
With an 18% lower gate charge (Q g) at 10V compared to the CFD7 and 33% lower than the P7, 600V CoolMOS 8 SJ MOSFETs offer enhanced efficiency and performance. At 400V, they feature a 50% reduction in output capacitance C OSS compared to the CFD7 and P7, with a 12% reduction in turn-off losses (E oss) and a 3% lower reverse recovery charge (Q rr) than the CFD7. They offer the market’s lowest reverse recovery time (t rr) and up to 42% improvement in thermal performance over the previous generation.
The CoolMOS S7TA targets critical automotive components such as circuit breakers, high-voltage battery disconnect switches, low-frequency switches for both DC and AC, and high-voltage electronic fuses (HV eFuses). Infineon’s proof-of-concept board, EVAL_eFuse_PoC_400V_S7, underscores the eFuse’s robustness and versatility, adapting to various operating conditions and cooling methods.
Available in both automotive and industrial grades, featuring QDPAK TSC and BSC packages with R DS(on) ranging from 17 to 40 mΩ, the lineup is anticipated to further include a 10 mΩ variant in the second half of 2024.
